Electron paramagnetic resonance of Mn in In1xMnxAs epilayers

Abstract

Electron paramagnetic resonance was measured in In1xMnxAs epilayers with 0.0014<~x<~0.014, with the intention of identifying the state of the Mn ion when it enters the InAs lattice. The data were taken at low temperatures. The observed spectra were attributed to ionized Mn acceptor A(d5). No neutral Mn acceptor centers (d5+h) were detected.
