Ion beam analysis of GaInAsSb films grown by MOVPE on GaSb
2005, Nuclear Instruments and Methods in Physics Research, Section B: Beam Interactions with Materials and AtomsCitation Excerpt :The ability to lattice match epitaxial layers to the substrate at the desired bandgaps is one of the major advantages of InGaAsSb. However, the bandgap range of lattice-matched epitaxial layers of InxGa1−xAsySb1−y is limited by a miscibility gap [1]. Compositions of alloys within the gap are metastable and tend to decompose into separate phases.
